Development of Materials, Structures and Devices for Topical Semiconductor Optoelectronics. Prof. K. Jara拧i奴nas, Prof. S. Jur拧臈nas, Dr. R. Toma拧i奴nas. 2011鈥2014.
GaN, InGaN, AlGaN multilayers and nanostructures were grown by MOCVD technology and investigated by microscopy (SEM), XRD, optical (spectroscopy, luminescence, non-linear optical methods) and electrical (mobility) techniques. Second and third order non-linear optical properties (II and III harmonic generation) of materials with noncentrosymmetry (dendrimers, phenylcarbazoles) were investigated. Layered TlGaSe2 and GaSe crystals and 6H-SiC structures were investigated by means of conventional and transient free-carrier absorption spectroscopy, photoacoustic deflection method.

Femtosecond Digital Holography for Nonlinear Processes Investigation in Group III Nitride Compounds (FEDI). Dr. V. Kudriasov. 2011鈥2012.
In cooperation with 91桃色 Laser Centre.
This project aims at investigating nonlinear material response and nonlinear propagation of intense femtosecond radiation in InGaN and AlGaN single layer compounds with different bad-gap by employing a digital holographic microscope with very high temporal (tens of fs) and high spatial resolution (<1 mm).
Growth of Single-Layer Ingan and Study its Optical Resistance with Ultrashort Laser Pulses (SIGNALAS). Dr. A. Melninkaitis. 2011鈥2012.

Development of new femtosecond laser etching technology for binary gallium nitride (GaN) and ternary indium gallium nitride (InGaN) layers is the main task of the project. GaN and InGaN thin films single layers on sapphire substrate having different doping levels and band gaps by applying MOCVD technology were produced. Electrical and physical properties (such as thickness, refraction index, crystalline structure) of the materials were characterized.
Creation and Investigation of Azo Chromophore Functionalised Gan Surfaces (AZOGAN). Dr. R. Toma拧i奴nas. 2012鈥2014.
Main goal of the project is to investigate new hybrid functional material 鈥 gallium nitride surface modified by azochromophore. The project expects to get and investigate a new effect 鈥 photostimulated optical orientation of azo chromophores influenced by gallium nitride surface. Vilnius university group in WP2 grew GaN on sapphire samples by metaloorganic chemical vapour deposition, which afterwards have been hydroxylated. A test to connect azochromophore to the hydroxylated GaN surface was performed. In parallel optical poling experiments performed on a related guest-host system of azophenylcarbazoles revealed a decreased relaxation rate and re-orientation capabilities for poled molecules in the related system.

The task was synthesis and investigation of new materials featuring all-optical poling (WG2). The project was successfully closed with the final meeting in January.
International Science Programmes and Projects
FP7 Collaborative Project: Compact Ultrafast Laser Sources Based on Novel Quantum Dot Structures FAST DOT. Dr. R. Toma拧i奴nas. 2008鈥2012.
The project is targeting at new generation of quantum dot based lasers for use in Biophotonics applications. Being compact and efficient these lasers will improve the performance of procedures such as precision cutting and imaging. Aim of the work is to investigate fast carrier dynamics in several quantum dot SESAM structures via measuring spectral and time resolved recovery of photoinduced absorption bleaching.
FP7 Collaborative Project: Nanostructured Efficient White Leds Based on Short-Period Superlattices and Quantum Dots NEWLED. Dr. R. Toma拧i奴nas. 2012鈥2016.
The project will develop high efficiency and high brightness monolithic and hybrid all- semiconductor WHITE light-emitting GaN-based diodes. Power losses due to phosphor conversion and the problem of different ageing rates of the GaN LED pump will be eliminated by the development of phosphor free structures with increased brightness. Project will enhance the efficiency of yellow InGaAlP/AlGaAs LEDs by bandgap engineered superlattices. Novel light extraction approaches will target advanced directionality and colour adjustment. Advanced packaging will enable effective heat dissipation and light management.

Nordic Energy Research Program
High Efficiency Integerated Solar Energy Converter HEISEC. Dr. T. Malinauskas. 2012鈥2014.
Main idea of the project is to combine photovoltaic and thermionic effects (PETE) into single high efficiency device. To demonstrate and verify the phenomenon of PETE and study the means to optimize material properties as well as to build a working demonstrator that can be utilized in further research and development. Ultimately the project aims for new solar energy converter technology demonstration including structure, materials and assessment.

RESEARCH PROJECTS CARRIED OUT IN 2012
During the last three years the research of possibilities of the improvement of the machine translation quality has been carried out under the guidance of Dr. A. Samuilis. In 2011 the project The Development of the English-Lithuanian-English and French-Lithuanian-French Machine Translation Systems Based on Statistical Methods has been prepared and presented to the Central Project Management Agency (CPVA). The initial language resources necessary for statistical machine translation have been accumulated.

Characterization of Advanced Light-Emitting Diodes for Solid State Lighting and Measurement Technologies. Prof. A. 沤ukauskas. 2008鈥2012.
The aim of the research is to develop the electrical, optical and thermal characterization techniques of the advanced light-emitting diodes (LEDs). The obtained results are applied for design of modern solid-state light sources (luminaries) as well as for measurement techniques.
National program Energetics of the Future
Mesopic Solid-State Light Sources (MesoLED). Prof. A. 沤ukauskas. 2012鈥2014.
The Project MesoLED is devoted to the novel energy-saving technology of outdoor lighting. The Project aims at the optimization of solid-state light sources in respect of mesopic eye sensitivity and at the development of such sources. The developed LED clusters will be used for the establishing of the limits of known mesopic vision models by the investigation of reaction time and contrast and colour discrimination.

Solid-state sources of light offer new possibilities for art display. The spectral power distribution of semiconductor light-emitting diodes (LEDs) is restricted (does not contain ultraviolet and infrared components) and has conserving impact on paint pigments and other materials. In addition, the use of smart computer-driven clusters of white and coloured LEDs allows for controlling colour temperature and colour rendering quality of light source and simulating different lighting conditions (dim, bright, artificial and natural light) in order to saturate colours that are faded due to the pigment aging and to individually adjust visual appearance of the artwork.

Optimization of Electrical, Optical and Thermal Characteristics of Solid-State Street Luminaire. (TERRALED). Dr. P. Vitta. 2011鈥2013.
In cooperation with Terra Lucida Ltd..
The main objective of the project is to design and optimize a prototype product line, consisting of LED based dimmable luminaires with custom optical and electrical specifications adapted for particular application areas such as extra-urban roads, streets, pedestrian/cyclist pathways and parking places.

A search for new partners and technologies.
Collaboration with a private company 鈥淧atologijos diagnostika鈥 Ltd. (PD) was extended: an agreement on scientific collaboration between 91桃色 (VU) and PD in the field of photodiagnostics was extended and a mutual project called Research on Human Invertebrate Disc and Liquid Cervical Smear Samples Autoflorescecnce was submitted to Agency for Science, Innovation and Technology (MITA), won the competition and will be funded in 2013 (tool 鈥淚no膷ekiai LT鈥).
Private company 鈥淟ASERCOM鈥 Ltd. signed an agreement for scientific collaboration and for funding of scientific research.
Collaboration with the Department of Spectroscopy of the Faculty of Physics of VU was established: Raman spectroscopy measurements were performed on our biomedical samples, methodology was elaborated.
Collaboration with other universities (e.g., Lund University, Sweden) and a company 鈥淪tanda鈥 Ltd. was established for application of advanced optical methods in biomedical diagnostics.
A project called Clinical Research on Application of Spectroscopic and Electrochemical Methods for Diagnostics was prepared and submitted for the competition organized by the Lithuanian Research Council.

Master thesis Research on Diagnostics of Medical Conditions in Cervix and Endometrium Using the Fluorescence of Their Washings and Scrapings written by V. G臈g啪na (supervisor A. Vaitkuvien臈, research accomplished at the Institute of Applied Research of VU and Malmo City Hospital (Sweden)) was awarded with 2nd prize in competition organized by he Ministry of Economy of the Republic of Lithuania and the association 鈥淜nowledge Economy Forum鈥 for innovative and economically perspective ideas.

European Cervical Cancer Assotiation Project on European Cervical cancer prevention week arrangement. In January鈥揗arch, 2012, VU representative at ECCA Doc. Dr. A.Vaitkuvien臈 organized the program of CervicalCcancer Prevention Week: ECCA, 91桃色 in collaboration with Lithuanian Association of Obstetricians and Gynaecologists, Infectious Diseases and AIDS Centre organized courses in Vilnius, Kaunas (in September, in Panevezys) with the presentations delivered by ECCA Secretary General P. Davis, ECCA communication officer S.Bagdoniene. The social event 鈥 discussion with the officers of the Ministry of Health was held involving media representatives - Vilnius regional TV, newspaper journalists, women and students鈥 organizations. The social involvement was achieved by spreading of HPV related brochures at massive winter sport event 鈥淪naige鈥, theatre 鈥淶ana D鈥橝rk鈥 performance in Kaunas 鈥淟臈li懦鈥 Theatre, St Jhons鈥 Church community.

91桃色 task (WP 8.3.2) in the AIDA project is a design, fabrication and testing of the radiation monitoring equipment based on the measurements of carrier lifetime implemented by microwave response registration. This technique is chosen for realization of the alternative method for radiation monitoring in CERN. The parameters of carrier recombination ant trapping in differently irradiated samples including a mixture of different leptons, hadrons and photons are studied in order to resolve different defects and change the electrical conductivity compensation which could crucially modify operational characteristics of particle detectors made of silicon material of different growth technology and containing various densities of doping. The performed investigations include the analysis of evolution of radiation defects and their transforms during the irradiation and in the post-irradiated materials. The calibrated characteristics of carrier recombination lifetime are important not only for the AIDA project, but also for RD50 鈥淩adiation hard semiconductor devices for very high luminosity colliders鈥 and for CMS sensor group Central European Consortium program.

The Project aims at the development of growth technologies of materials promissing for semiconductor optoelectronics, primarily of III-nitride nanostructures. The research facilities and techniqies will be elaborated for characterization of new materials and devices. Interdiciplinary research will be used for optimization of growth technologies and fabrication of device prototypes for solid state lighting, solar cells, sensors, etc. In this way, advanced technologies for growth of modern materials and devices structure will emerge in Lithuania.
Characterization of Advanced Light-Emitting Diodes for the Development of Lighting and Measurement Technologies. Prof. Habil. Dr. A. 沤ukauskas. 2008鈥2012.
Light-emitting diode (LED) clusters with improved colour saturating ability have been optimized and classification of solid-sate light sources based on colour fidelity, colour saturation, and colour dulling has been developed using an original statistical colour rendition assessment method. A concept design of a UV LED based sensor for real-time bioparticle detection has been proposed. Optical properties of a novel YAG:Ce phosphor with double substitution of Mg-Si for Al for white LED applications have been investigated. A phosphor converted LED for meeting photomorpho-genetic needs of plants has been designed.

Project title Control of the Photophysical Properties of Multifunctional Molecular Systems. Prof. Habil. Dr. S. A. Jur拧臈nas. 2012鈥2015.
The main goal of the project is the control and optimization of the physical properties of organic molecular systems capable to perform several functions at once. Most molecular systems under study, such as bipolar charge carrier matrices, fluorescent and phosphorescent emitters with charge transporting groups, emitters for organic lasers and fluorescent sensors etc. are completely new systems, designed and produced by Lithuanian scientists.
This research will deepen understanding on the control of multifunctional organic electronic material properties, increase the capabilities of Lithuanian scientists and technologists in the field of organic optoelectronics and open the ways for wider applications of Lithuania-made multifunctional materials.
Research group project Formation Technology of Fluorescent Organic Nanostructures and their Sensing Applications (FON-Sense)鈥. Dr. K. Kazlauskas. 2011鈥2012.
The project is targeted at mastering the formation technology of specific nanostructures - fluorescent organic nanostructures (FONs), in liquid phase and polymer matrix. Nanostructures formed of molecular compounds have attracted exceptional attention mainly because of their potential applications in organic optoelectronic devices, such us organic light emitting diodes, solar cells, transistors and sensors. In the formation process novel compounds functionalized with aryl or nitrile groups are to be used. In spite of being in the initial development stage, the FON鈥檚 technology, which is based on the molecular self-assembly, is considered to be cost-effective and very attractive for device application. The mastering of the FON鈥檚 technology, controlling of their morphological and optical properties and establishing the relation between these properties and the technological parameters is believed to enable successful application of FONs in fluorescence sensors for detection of water or organic liquid vapors.
Research group project Stimulated Emission in Wide-Band-Gap Algan Heterostructures (PSALGAN). Prof. Habil. Dr. G. Tamulaitis. 2011鈥2012.
The project is aimed at the study of the influence of the localizing potential fluctuations on the threshold, spectrum, and efficiency of the stimulated emission in AlGaN heterostructures with different aluminum content and geometric parameters, and at revealing the effect of built-in electric field and its screening by nonequilibrium carriers, band gap renormalization at increasing carrier density, nonradiative recombination and its screening, and light scattering by structural defects of AlGaN quantum wells. As a result of the study, recommendations on optimization of technological conditions, which are favourable for higher stimulated emission intensity, will be formulated.
Science, Innovation and Technology agency project Organic Optoelectronic Materials Targeted for Large Scale Synthesis (Org-Lascale). Prof. Habil. Dr. S. A. Jur拧臈nas. 2011鈥2013.
Project is carried out by a group of scientists and engineers from the Institute of Applied Research and the Department of Solid State Electronics of 91桃色. The partner of this project is UAB 鈥淭ikslioji Sintez臈鈥 (Ltd). The main goal of the project 鈥淥rg-LaScale鈥 is to create new organic materials featuring attractive physical parameters, to optimize their performance basing on structure-properties-functions relations and to develop large-scale synthesis and purification technologies.21 asymmetric anthracene and carbasole derivatives were synthesized and their large-scale synthesis and purification techniques were developed. The asymmetric anthracene and carbasole derivatives were identified and characterized by means of thermal, microscopy, optical and electrical methods. The compounds were found to exhibit high hole mobility of 10-4-10-2 cm2/Vs and tuneable ionization potential in the range of 4.9鈥5.75 eV. Some derivatives exhibited high luminescence quantum efficiency (of about 60鈥80%). Spectral and morphological properties resulting from the fixation of asymmetric phenyl ring by carbon and heteroatoms were addressed. New materials were tested in OLED structures. Recommendations for further synthesis of carbasole derivatives are proposed.

Project foresees development of nonlinear optical techniqies for investigation of fast electronic properties in CVD diamons at 91桃色, and adding studies of thermal properties performed in the Institute of Physiccs at Minsk, Belorus.

EU FP7 Marie Curie Initial Training Network Contract Training Network on Functional Interfaces for Silicon Carbide (NetFISiC) No. PITN-GA-2010-264613, 10 partners from EU countries. Prof. Habil. Dr. K. Jara拧i奴nas. 2011鈥2014.
The Project aim is to contribute to training of ypung researchers and carry research on SiC based materials, covering growth-characterization and device fabrication technologies. Vilnius team will contribute by applying time-resolved nonlinear optical characterization techniques in a wide temporal, temperature, and excitation range for evaluation of carrier dynamics, especially for the interface and at surface properties of SiC hetero-structures. A feedback to growth specialists to improve and optimize the structure quality is anticipated.
COST action MP0805 Project Novel Gain Materials and Devices Based on III-V-N Compounds. Prof. Habil. Dr. G. Tamulaitis. 2008鈥2012.
The COST0805 Action focuses on setting up a network of European researchers active in the field of the novel semiconductor III-N-V gain materials also known as dilute nitrides and indium-rich GaInN. Dilute nitrides and indium-rich GaInN allow a wide range of options for band structure engineering, which is expected to lead to novel devices for displays, data storage, transmission, solar cells, photodynamic therapy, surgery, terahertz devices and gas sensors operating in a wavelength range, extending from 0.3 to 3.0 渭m. The Action covers material growth and characterisation, theory, device modelling and fabrication.

Growth, characterization, and preliminary applications of novel optoelectronics semiconductor nanostructures, including nitrides and oxides. The characterization by the combination of the conventional and advanced methods includes the understanding of the nanomaterials, electrical and optical properties, as well as basic mechanisms of energy relaxation in nonequilibrium quasiparticle systems. The targeted applications are all related to energy technology.
Program on Mutual Funds for the Scientific Co-operation of the Republic of Lithuania and the Republic of Latvia with the Republic of China (Taiwan): Project One-dimensional Nanostructures of Ternary AlGaN and Metal Doped-Zinc Oxide with Tunable Bandgaps: Growth, Characterization and Optical Properties. Prof. Habil. Dr. K. Jara拧i奴nas. 2011鈥2013.
The work is devoted to implementation of composition-size bandgapengineering for growth of novel wide bandgap ternary semiconductor materials for optoelectronic applications. To get materials with tunable optical and electrical properties, versatile characterization of their structural, optical, photoelectrical and electrical processes is required. The Lithuanian team will contribute with nondestructive, laser-assisted time-resolved techniques. Joint investigation of low dimensional structures grown by Taiwan partner already started and delivered to the Taiwan partner.
